چکیده

Address correspondence to [email protected] ABSTRACT InAs nanowires have been actively explored as the channel material for high performance transistors owing to their high electron mobility and ease of ohmic metal contact formation. The catalytic growth of nonepitaxial InAs nanowires, however, has often relied on the use of Au colloids which is non-CMOS compatible. Here, we demonstrate the successful synthesis of crystalline InAs nanowires with high yield and tunable diameters by using Ni nanoparticles as the catalyst material on amorphous SiO2 substrates. The nanowires show superb electrical properties with field-effect electron mobility ~2700 cm/Vs and ION/IOFF >10 . The uniformity and purity of the grown InAs nanowires are further demonstrated by large-scale assembly of parallel arrays of nanowires on substrates via the contact printing process that enables high performance, “printable” transistors, capable of delivering 5 10 mA ON currents (~400 nanowires).

Influence of catalyst choices on transport behaviors of InAs NWs for high-performance nanoscale transistors.

The influence of the catalyst materials on the electron transport behaviors of InAs nanowires (NWs) grown by a conventional vapor transport technique is investigated. Utilizing the NW field-effect transistor (FET) device structure, ~20% and ~80% of Au-catalyzed InAs NWs exhibit strong and weak gate dependence characteristics, respectively. In contrast, ~98% of Ni-catalyzed InAs NWs demonstrate ...

Formation and characterization of NixInAs/InAs nanowire heterostructures by solid source reaction.

The formation of crystalline NixInAs and NixInAs/InAs/NixInAs heterostructure nanowires by the solid source reaction of InAs nanowires with Ni is reported for the first time. The fundamental kinetics of the Ni/InAs alloying reaction is explored, with the Ni diffusion reported as the rate determining step. The diffusivity of Ni is independent of the nanowire diameter, with an extracted diffusion...

Synthesis and Characterization of Carbon Nanotubes Catalyzed by TiO2 Supported Ni, Co and Ni-Co Nanoparticles via CCVD

Monometallic and bimetallic Ni and Co catalytic nanoparticles supported on Titanium dioxide (rutile phase) substrate were prepared by wet impregnation method. These nanoparicles were used as catalysts for synthesis of multiwalled carbon nanotubes (MWCNTs) from acetylene decomposition at 700°C by the catalytic chemical vapor deposition (CCVD) technique. The nanomaterials (catalyst and CNTs) were...

Facile synthesis and growth mechanism of Ni-catalyzed GaAs nanowires on non-crystalline substrates.

GaAs nanowires (NWs) have been extensively explored for next generation electronics, photonics and photovoltaics due to their direct bandgap and excellent carrier mobility. Typically, these NWs are grown epitaxially on crystalline substrates, which could limit potential applications requiring high growth yield to be printable or transferable on amorphous and flexible substrates. Here, utilizing...

Eco-Friendly Synthesis and Characterization of Ni-Si Nanoparticles Mixed Oxides as Catalyst for

The nanoparticles of Ni–Si mixed oxides were prepared by co-precipitation method using nickel nitrate; Ni(NO3)2 6H2O and tetraethylorthosilicate (TEOS). The products were characterized by X-ray diffraction (XRD), transmission electron microscopy (TEM), and hydrogen temperature program reduction (H2-TPR). The results revealed that Ni–Si mixed oxides particles were obtained with average particle ...
